Probing the effect of point defects on the leakage blocking capability of Al0.1Ga0.9N/Si structures using a monoenergetic positron beam

Vacancy-type defects in Al0.1Ga0.9N were probed using a monoenergetic positron beam. Al0.1Ga0.9N layers with different carbon doping concentrations ([C] = 5 x 10(17) -8 x 10(19) cm(-3)) were grown on Si substrates by metalorganic vapor phase epitaxy. The major defect species in Al0.1Ga0.9N was determined to be a cation vacancy (or cation vacancies) coupled with nitrogen vacancies and/or with carbon atoms at nitrogen sites (C(N)s). The charge state of the vacancies was positive because of the electron transfer from the defects to C-N-related acceptors. The defect charge state was changed from positive to neutral when the sample was illuminated with photon energy above 1.8 eV, and this energy range agreed with the yellow and blue luminescence. For the sample with high [C], the charge transition of the vacancies under illumination was found to be suppressed, which was attributed to the trapping of emitted electrons by C-N-related acceptors. With increasing [C], the breakdown voltage under the reverse bias condition increased. This was explained by the trapping of the injected electrons by the positively charged vacancies and C-N-related acceptors

HMMER web server: interactive sequence similarity searching

    Get PDF
HMMER is a software suite for protein sequence similarity searches using probabilistic methods. Previously, HMMER has mainly been available only as a computationally intensive UNIX command-line tool, restricting its use. Recent advances in the software, HMMER3, have resulted in a 100-fold speed gain relative to previous versions. It is now feasible to make efficient profile hidden Markov model (profile HMM) searches via the web. A HMMER web server (http://hmmer.janelia.org) has been designed and implemented such that most protein database searches return within a few seconds. Methods are available for searching either a single protein sequence, multiple protein sequence alignment or profile HMM against a target sequence database, and for searching a protein sequence against Pfam. The web server is designed to cater to a range of different user expertise and accepts batch uploading of multiple queries at once. All search methods are also available as RESTful web services, thereby allowing them to be readily integrated as remotely executed tasks in locally scripted workflows. We have focused on minimizing search times and the ability to rapidly display tabular results, regardless of the number of matches found, developing graphical summaries of the search results to provide quick, intuitive appraisement of them

The research was conducted because of the many industries that use CuZn 70/30 as a raw material in industrialization. CuZn 70/30 was studied to obtain the strong mechanical properties of brass. Research CuZn 70/30 was evaluated using a process of heating of about 6150 ± 50C and then held for 90 minutes. The next process is the process of cold rolling by using a variety of reduction and then tested by using a Vickers hardness testing, tensile testing, observation of the microstructure. The result of this research is a fine microstructure (below 10 μm), hardness (HV 211.67). Tensile test also conducted to get how much resistance CuZn 70/30 to resist the pull. The cold rolling process causing the decrease the mechanical properties and also increase the plastic properties of the brass

Study of electrically active defects in epitaxial layers on silicon

    Get PDF
Electrically active defects in silicon-based epitaxial layers on silicon substrates have been studied by Deep-Level Transient Spectroscopy (DLTS). Several aspects have been investigated, like, the impact of the pre-epi cleaning conditions and the effect of a post-deposition anneal on the deep-level properties. It is shown that the pre-cleaning thermal budget has a strong influence on the defects at the substrate/epi layer interface. At the same time, a post-deposition Forming Gas Anneal can passivate to a large extent the active defect states. Finally, it is shown that application of a post-deposition anneal increases the out-diffusion of carbon from a Si:C stressor layer into the p-type CZ substrate

The problems of this research is the low of learning process in Social studies. The low learning result was found at 4th grade of SD Negeri 153 Pekanbaru because the teacher was lack in doing learning process and teacher also didn't apply the learning model in teaching Social. Based on the problems, the alternative way is using appropriate learning model in students' encironment. Problem based learning gives students an opportunity to solve the problem and connect the learning activity in their daily life. The aims of this research is to improve the learning process and the result of Social studies score for 4th grade students of SD Negeri153 Pekanbaru. This research was classroom action research. The sample of this research was 4th grade of SD Negeri 153 Pekanbaru which the total 38 students. The result of the research can be seen in teachers' mean score in 1st cycle which was 60% in Mediocare category . It improved about 10% to 70% in Good category. The 2nd cycle improved to 80% in Good then from 5% to 85% in exellentcategory. Students activity in the 1st cycle had 55% in good category of mean score improved 10% to 65% in good category. In the 2nd cycle, the mean score was 75% in good category improved 10% to 85% in excellent. Data of students acore also had the improvement before the application problem based learning only 16 students could pass the standart score (42,10%) and their mean was 64.31. The improvement in 1ts cycle was 24 students (63.15%) could pass with their mean score was 75.57. The 2nd cycle improved into 33 students (86.64%) with the mean score was 81.57. The total improvement of students score was 26.83%. According to the result, it can be concluded that hypothesis of the application problem based learning can improve the process of social learning for 4th grade students of SD Negeri 153 Pekanbaru

Acoustic attenuation probe for fermion superfluidity in ultracold atom gases

Dilute gas Bose-Einstein condensates (BEC's), currently used to cool fermionic atoms in atom traps, can also probe the superfluidity of these fermions. The damping rate of BEC-acoustic excitations (phonon modes), measured in the middle of the trap as a function of the phonon momentum, yields an unambiguous signature of BCS-like superfluidity, provides a measurement of the superfluid gap parameter and gives an estimate of the size of the Cooper-pairs in the BEC-BCS crossover regime. We also predict kinks in the momentum dependence of the damping rate which can reveal detailed information about the fermion quasi-particle dispersion relation.Comment: 4 pages, 2 figures.
